Abstract
The basic concept of the transverse Schottky diode is discussed. Device simulations are presented for the discrete diodes and associated test structures (Silvaco TCAD). Independent Harmonic Balance calculations are compared with results from industry standard simulators. Diode integration into a mixer circuit on a GaAs membrane is described. Mixer noise temperature and conversion loss measurements are presented for the 380 GHz subharmonic membrane MMIC mixer. Conclusions are drawn.
